GROWING OF MONOCRYSTALS OF TRIPPLE COMPOUNDS INGATE2 AND TLGATE2
 
Due to their wide applicability, type triple semiconductor compounds have been extensively studied by researchers in recent years. Some of the crystals belonging to this group have a chain structure, while others have a layered (layered) crystal structure. Therefore, in this work result of the research conducted on InGaTe2 and TlGaTe2 semiconductor compounds, have a chain crystalline structure and crystallized in tetragonal syngony, which included in this group, information about technology for growing their perfect, chemically pure monocrystals has been presented [1-3]. The degree of purity of the elements used for the research is listed in the form of a table. Methods applied to grow perfect monocrystals are investigated. It has been determined that the Bridgman-Stockbarger method is suitable for growing a perfect and large-sized monocrystal of InGaTe2 compound and for growing monocrystal of TlGaTe2 compound has been applied band melting method. Monocrystals grown by this method are defect-free and use of this method produces crystals with suitable parameters for further research. In the next step the crystal formed in the ampoule cooled to room temperature was subjected to X-ray phase analysis. X-ray phase analysis of the InGaTe2 compound found in the InTe-GaTe system revealed that the compound has a chain crystal structure and crystallization in tetragonal syngony, lattice constants are a=8.3945, c=6.8352 and space lattice was determined I4/mcm.
